So I actually see this as two separate categories: "Favorite at X position ever" and "player at X position you most enjoyed watching or rooting for". I'll take "most enjoyed rooting for" first, and I'll do first, second, and third teams; this is just who's captured my heart.
PG: Rajon Rondo / Cory Joseph / Derrick White
SG: Manu Ginobili / Danny Green / Avery Bradley
SF: Sean Elliott / Jamaal Wilkes / Kawhi Leonard (hate to put him here at all, but I loved him so much for so long)
PF: Tim Duncan / Matt Bonner / Boris Diaw
C: Tiago Splitter / Boban / Brook Lopez
Elliott and Wilkes I wasn't strictly around to *root* for at the time, but I watch old games almost as often as live ones at this point, and I always want those guys to do well.
Now I'll do my actual favorites at each position. The differences are mostly because I never rooted for some of the guys on this list, didn't have the same kind of investment in them doing well, but I love their games and/or who they are as teammates and people.

Some selections are so diametrically opposite to how I experienced them as a fan, the following team would be arguably my least favorites of all time, maybe with JR Rider at SF instead of anyone above:

Rather than struggle to come up with a small forward (most of my favourite players are either point guards or traditional bigs) and pretend Duncan’s 1998 season at all qualifies him to fill that slot, I will use strictly current players.

ooh, love this list. I do think Giannis is going to end up as only a little more of an SF than Duncan, though - probably like a Kevin Garnett positional path for him seems likely.
